Abstract
1427590 Epitaxial growth SONY CORP 20 March 1973 [21 March 1972] 13294/73 Heading BIS [Also in Division H1] A p type GaP epitaxial layer is deposited on an n type GaP substrate from a Ga-GaP solution containing zinc and oxygen, the zinc being present in a concentration which is in approximate equilibrium with the partial vapour pressure of the zinc in the surrounding atmosphere and which is less than the donar concentration (e.g. of Te) in the substrate. The p n junction thus formed is very close to the substrateepitaxial layer interface. For electroluminescent diode manufacture the oxygen is supplied by Ga 2 O 3 in the solution or by Ga 2 O in the atmosphere and provides recombination centres with the zinc in the vicinity of the junction. The method may be carried out in a closedtube furnace but is preferably performed in an open tube using argon, hydrogen or nitrogen as a carrier gas. The completed diode may be moulded in transparent resin.
